1.55-mum and infrared-band photoresponsivity of a Schottky barrier porous silicon photodetector.

We have investigated the spectral responsivity of porous silicon Schottky barrier photodetectors in the wavelength range 0.4-1.7 mum . The photodetectors show strong photoresponsivity in both the visible and the infrared bands, especially at 1.55 mum . The photocurrent can reach 1.8 mA at a reverse bias of 6 V under illumination by a 1.55-mum , 10-mW laser diode. The corresponding quantum effic...

Silicon-Waveguide Based Silicide Schottky- Barrier Infrared Detector for on-Chip Applications

We prove detailed analysis of a waveguide-based Schottky barrier photodetector (SBPD) where a thin silicide film is put on the top of a silicon-on-insulator (SOI) channel waveguide to absorb light propagating along the waveguide. Taking both the confinement factor of light absorption and the wall scanning induced gain of the photoexcited carriers into account, an optimized silicide thickness is...

R.F. sputtered amorphous silicon schottky Barrier solar cells

2014 The preparation of hydrogenated, r.f. sputtered a-Si films, suitable for large area solar cell arrays is discussed. Optical and electrical measurements on such materials contacted with a variety of metals are detailed. Initial experimental prototype cells, with areas up to 1 cm2 and efficiencies of around 2 %, are described. REVUE DE PHYSIQUE APPLIQUÉE TOME 13, DÉCEMBRE 1978,

Graphene-silicon Schottky diodes.

We have fabricated graphene-silicon Schottky diodes by depositing mechanically exfoliated graphene on top of silicon substrates. The resulting current-voltage characteristics exhibit rectifying diode behavior with a barrier energy of 0.41 eV on n-type silicon and 0.45 eV on p-type silicon at the room temperature. The I-V characteristics measured at 100, 300, and 400 K indicate that temperature ...
